This makes me laugh, because while the MOSFETs struggle, the BJTs are like, "Problem? What problem?" 50kRin, 20kRout bjt wins, no contest! 20kRin, 50kRout: neither cope 20kRin, 20kRout: bjt again wins, no contest! 20kRin, 10kRout: again with the bjt winning! lol 20kRin, 5kRout: ditto

While BJTs in everycircuit model do not have any Earlyeffect, we can or must tune mosfet lambda to zero to be compareable with BJTs. Hope this helps http://everycircuit.com/circuit/6388750799339520

Yes. It seems that if lambda is equal to zero, then the MOSFETs create an ideal current mirror, which is no surprise if you think about it.

But the more realistic case is earlyvoltage for BJTs and a little lambda for mosfets (if you use mosfets ever in your life for linear operation)

У базовых токов один выход + различие сопротивлений каналов и быстродействий транзисов

Ah, so the Early effect would affect this. I see. Lambda can realistically be lower? Good to know.
