This circuit use 1kA/A Transistor. i dont know high power Transistor with such high beta. What is the model number?

There are a number of high power Darlingtons, with a hfe in excess of 1000. A single package Darlington example is BD681 for instance, but it's not very high powered

I use TIP122 and TIP127 for this :)

S9014 is not a darlington transistor, but has higher gain too, something arround 1000 and 1500
