Normally, I can't get any logic type to go much faster than 1MHz in EC unless I make it draw huge amounts of power, so I'm happy with this doing 5MHz at 500uW average per inverter (850uW peak). On the other hand, it gets wierd when unterminated and that affects the output of the gate before. If you disconnect the last inverter, red rises slower. Haven't tested the fan-out.

Your supply is a bit wierd with 1V. At least i would go with 3V or with traditional 5V

I think the 1V supply is critical to performance: the transistors won't go nearly so far into saturation as they would with a higher voltage. Keeping BJTs out of saturation was the idea behind ECL.

That came across stronger than I intended. I'm not sure saturation is the issue here (or quite what it is), but I found the low voltage helped.
